Summary:

We are looking for a skilled Chip Attach Engineer with experience in Fan Out Wafer Level Packaging (FOWLP) packaging, specifically within the context of 2.5D/3D packaging. The ideal candidate will have hands-on experience in the Chip Attach, managing complex packaging processes, and ensuring high-quality production in semiconductor packaging.

Key Responsibilities:



  • Develop, optimize, and implement chip attach processes for Fan Out Wafer Level Packaging (FOWLP).
  • Focus on integration of chip attach with incoming and outgoing processes & materials.
  • Troubleshoot process issues, providing continuous improvements to yield, quality, and cycle time.
  • Collaborate with equipment teams and vendors to develop robust process per phase gate qualification criteria.
  • Work closely with multi-chip integration, focusing on die to die spacing and vertical integration in 3D packaging.
  • Develop packaging solutions that meet performance and thermal requirements of advanced semiconductor products.
  • Design and execute process validation and qualification plans to ensure product meets customer requirements.
  • Work with tool vendors and material suppliers to develop next generation technology.
  • Maintain clear documentation of process changes, results, and improvements through review & control processes.
  • Present findings and suggest improvements to leadership teams.


Required Qualifications:



  • At least 5-10 years of hands-on experience in semiconductor packaging, preferably focusing on die attach.
  • Familiarity with materials used in FOWLP die attach and mold, such as adhesives, die attach tape, pick and place, underfills and solders is required.
  • Experience with packaging technologies such as overmolding with EMC, warpage control, simulation, through-silicon vias (TSV), and interposers would be an added advantage.
  • Solid understanding of failure analysis and troubleshooting with 8D, Six sigma processes.
  • Strong problem-solving skills and a detail-oriented approach is needed.
  • Ability to communicate technical concepts clearly to both technical and non-technical stakeholders.
  • Strong teamwork, collaboration, and interpersonal skills.
  • Ability to work in a fast-paced, cross-functional team environment.
  • MS or PhD degree in Materials Science, Mechanical Engineering, Electrical Engineering, or a related field.

  • US Citizenship Required:

    This position will require the holding of or ability to obtain government security clearance which requires U.S Citizenship.



The annual salary range for this role is $110,000 - $165,000. Pay offered is based on many factors including, but not limited to, the job-related experience, skills, education, and credentials of each candidate.
